The Package Design and Development Engineer executes or oversees the generation of drawings and specifications for new packaging designs.
Proven design experience on very large form factor flip chip package with high substrate layer count from design concept, feasibility layout to final DRC / LVS checking.
Strong capability and understanding to drive package roadmap to make a development successful.
Extensive knowledge and experience on 2.5D heterogeneous integration package material and process.
Experience and working knowledge of packaging mechanical and thermal issues.
Additional knowledge of Icepak or Flotherm is beneficial.
Deep understanding of Voltage Regulator design principles and electrical performance is a plus.
Experience using Cadence Virtuoso is a plus.
Knowledge of high-speed IO interfaces including DDR/PCIE/Ethernet.
